AMD has shared details about the new generation 3D V-Cache cache used in the Ryzen 7000X3D series processors. The manufacturer also released an image of the new I/O die chiplet used in the Ryzen 7000 and Ryzen 7000X3D chips.

The 3D V-Cache Memory Crystal increases the total L3 cache of Ryzen 7000X3D processors to 96 MB. The crystal itself is located on one of the CCD chiplets with arithmetic cores. The 3D V-Cache chip is manufactured using a 7nm process. The CCD chip with Zen 4 cores on which the memory is installed is manufactured using a 5 nm process technology.
The Ryzen 7000X3D Gen 2 3D V-Cache die area is smaller than the Gen 1 3D V-Cache die used in the Ryzen 7 5800X3D processor. The density of transistors in the 3D V-Cache memory block increased from 114.6 million/mm2 up to 130.6 million/mm2.
AMD also confirmed that the new generation of 3D V-Cache has a higher throughput of 2.5 TB/s. That’s 25% or 0.5 TB/s more than the Ryzen 7 5800X3D’s 3D V-Cache. Along with the redesign of the Ryzen 7000X3D 3D V-Cache chip, the company also redesigned the TSV (Through-Silicon Via) circuitry used to connect the chip to the processor cores and the 3D V-Cache chip . AMD has reduced the area of these connectors by 50%.
The EPYC server processors use exactly the same Zen 4 CCD blocks as the consumer Ryzen 7000 processors. However, the I/O block of the server chips is different. It was modified according to the needs of the segment.

Recall that the Ryzen 7000 and Ryzen 7000X3D processors are equipped with integrated graphics based on the RDNA 2 architecture.The graphics core is located as part of the I / O operation unit.
